THERMAL GAP PAD, THERMAL GAP FILLER, PRICE OF THERMAL PAD, THERMAL MANAGEMENT SOLUTION
The first question we got when we received call from customer is “how much is the thermal pad?”. actually, it is not easy to answer immediately. Why? Because there are some factors affecting price.
Firstly, thermal conductivity would be considered priority, it is a major factor to fix price. For example, price for a thermal gap pad with 8.0W/mK of thermal conductivity and one with 11.0W/mK thermal conductivity will be dramatically different. Maybe you think it is small gap by 3.0W/mK, but they will be achieved by using different materials or technique.
Usually, we use aluminum oxide as thermally conductive filler for 8.0W/mK thermal pad, however, boron nitride will be used in a 11.0W/mK thermal pad. There is huge difference between these two raw materials. Now, GLPOLY thermal pad XK-P110 with 11.0W/mK is in volume production, we are developing higher performance thermal interface materials with 15W/mK or 17W/mK, aimed for Fujipoly SARCON XR-Um which provides the highest 17.0W/mK of thermal conductivity.
Secondly, hardness is a considered factor too. A soft thermal pad is more conformable to the component topography, making contact tightly and optimizing heat transfer. If high performance will be achieved, more thermally conductive filler must be used. Here is the contradiction, the more thermally conductive filler used, the higher hardness became. So we need to use high quality silicone oil and process to control the whole progress.
