Half an year ago, a customer contacted me and consulted me about thermal interface materials that would be used to face recognition. He said he need a thermal interface material with a thermal conductivity of 3.0W/mK at least. Actually, we had several kinds of material in this level, for example, thermal gap pad, thermal gap filler, phase change material, thermally conductive structural adhesive and thermal gel etc., we needed more info for recommending precise solution.
Then we learned that size of chip is 10x10mm, interface gap is 0.2mm, and he wanted to use a thermal gap pad. We had experienced a lot of similar application, thermal gap pad was not a suitable solution for this application, it was easily broken due to ultra thin bondline thickness, also thermal gap pad had a higher thermal resistance than liquid thermal material. I recommended thermal gel XK-G30 to customer. it would wet-out interface, lowing contact thermal resistance, deflecting under low compressive forces, decreasing stress on component thus decreasing component failure, most importantly, it never dried out, providing continuous s excellent performance in operation in long time.
Customer requested samples for reliability test after learning this material. He collected samples from five suppliers, carrying out high temperature aging test and high and low temperature cycling test. two month later, customer called me and said:”XK-G30 thermal gel is the best one out of five samples, we’ll introduce it into supply system for serial production.” Now, XK-G30 has been supplying in volume production.
